Removal of 10-nm contaminant particles from a wafer surface with supersonic CO2 particle beam

چکیده
Contaminant control is becoming a major issue of nanoscale device. Cryogenic aerosol beam using micron-sized aerosol particles has long been successfully used to remove contaminant particles (CPs) down to 50nm, and supersonic particle beam using particles smaller than 100nm lowered the limit of cleaning down to 20nm size. In this study, the supersonic particle beam technique that uses nanometer-sized bullet particles moving at supersonic velocity was improved and successfully used to remove 10-nm CPs. Nanometer-sized bullet particles were generated by gas phase nucleation and growth using CO2/He. Cleaning performance for 10nm contaminant particle was sensitive to the combined condition of the beam particle size and velocity. The velocity of the nanobullets was the most important factor for the removal efficiency of CPs, and the use of light carrier gas was very effective in increasing particle velocity. Also, the cleaning performance is closely related with chamber pressure, improving at a lower chamber pressure. The best cleaning efficiency was about 95% for 10nm Al2O3 particle, which was the best performance reported to date.

Removal of 10-nm contaminant particles from Si wafers using CO2 bullet particles
Removal of nanometer-sized contaminant particles (CPs) from substrates is essential in successful fabrication of nanoscale devices. The particle beam technique that uses nanometer-sized bullet particles (BPs) moving at supersonic velocity was improved by operating it at room temperature to achieve higher velocity and size uniformity of BPs and was successfully used to remove CPs as small as 10 ...
متن کاملSUBSTITUTING FOR CFCs USED AS CLEANING AGENTS: (1) PARTICLE REMOVAL
Freon-TF is no better a cleaning fluid than deionized water for removing either organic (polystyrene latex spheres) or inorganic (glass beads) particles from silicon wafer surfaces, as shown by comparative measurements of cleaning efficiencies in both an ultrasonic bath and a hydrodynamic cleaning apparatus. A primary reason for this lackluster performance is the higher van der Waals’ forces of...
متن کاملChapter 2.9.5 - Carbon Dioxide (Dry-Ice) Blasting
Dry-ice particle blasting is similar to sand blasting, plastic bead blasting, or soda blasting where a media is accelerated in a pressurized air stream (or other inert gas) to impact the surface to be cleaned or prepared. With dry-ice blasting, the media that impacts the surface is solid carbon dioxide (CO2) particles. One unique aspect of using dry-ice particles as a blast media is that the pa...

متن کاملUltraviolet laser removal of small metallic particles from silicon wafers
Laser removal of small 1mm sized copper, gold and tungsten particles from silicon wafer surfaces was carried out using ultraviolet radiation at 266 nm generated by Nd:YAG harmonic generation. Successful removal of both copper and gold particles from the surface was achieved whereas tungsten particles proved to be difficult to remove. The cleaning efficiency was increased with an increase of las...
